Optoelectronic devices (ODs) are discrete components
interacting with light, placed in an electronic circuit that finds applications
in areas such as optical storage and
solid state visible light sources. Sophisticated simulation tools incorporating
accurate physical models are required for the design and yield improvement of
ODs. For this purpose a microscopic simulation approach is preferred to
SPICE-like modeling. In the first part of this work an accurate finite-element
simulation of the electrical, optical and thermal properties of a 980 nm power
laser diode (LD) manufactured by Bookham is presented. In the second part of
this work a comprehensive modeling of GaN laser diodes manufactured by OSRAM is
presented. Simulations allow capturing in a comprehensive picture all the
physical mechanism behind device operation with the aim to optimize the
electro-optical performance and to design novel devices.
