Abstract:
This dissertation deals with the TCAD simulation and
analysis of long-wavelength VCSELs. The simulations are performed with the
commercial device simulator Synopsys Sentaurus
Device. A thorough calibration of the electro-opto-thermal
properties of a long-wavelength VCSEL with tunnel junction is presented. The
temperature-dependence of external device characteristics, such as threshold
current, thermal roll-over, and single-mode stability is investigated in
detail. Special emphasis is laid on the understanding of the mode-switching
behavior of the VCSEL. This thesis closes with a design optimization improving
the maximum single-mode output power.
About the Author
Alexandra Baecker was born in Vienna, Austria, in
1980. She received the Dipl.-Ing. degree
in Electrical Engineering from Vienna University of Technology, Austria, in
2004. From 2004 to 2009 she was a research and teaching assistant at the
Integrated Systems Laboratory (IIS), ETH Zurich, Switzerland. For six months in
2007, she was a visiting researcher at the Laboratory of Nanostructures
(Institute of Quantum Electronics and Photonics) at EPF Lausanne, Switzerland.
Her research interests include numerical simulation and characterization of
optoelectronic devices, especially vertical-cavity surface-emitting lasers
(VCSELs).
